3 GB att 667MHz or 2Gb at 800MHz???

OS = Windows XP 32bit Sp 3
MB = MSI 975X Platinum Power Up Edition
CPU = 6400 2.13GHz Core 2 duo
GFX = HIS Radeon HD 4850
Mem = 2Gb Corsair CM2x1024-6400C4 4-4-4-12 at 800MHz

more performance in games with 1Gb extra?
got 1Gb Corsair CM2x512-5400C4 4-4-4-12 at 667MHz that I
can put in and run all memory at 667MHz.

I'm thinking the 2GB at 800MHz is better, as you'll be running in a dual-channel configuration, which will maximize the performance of your RAM.
